A research of influence of neutron radiation on the characteristics of heterostructures (AIxGa1-x)0.5In0.5P was carried out. The received results of experiment that allow us to predict the degradation of characteristics of semiconductor structure under the neutron radiation influence and to predict the changes of electric and light-emitting characteristics of the LED had shown.References
